Specific Present Perfect Tense issue

Hi,

1.Did I wake you?

2.Have I waken you?

I think the latter makes more sense since I see him awake. Are both equally OK.

I'd go with

"Have I awakened you?" or "Did I wake you?" or even "Did I wake you up?" (The third is the needless but colloquial and common "up" used to intensify the verb.)
