Nanometer size?

There is a carbon tube that is as small as nanometer-sized. I want to say this one in a noun phrase.

1 A nanometer-size carbon tube.
2 A nanometer-scale carbon tube.
3 A nanoscale carbon tube.

Or are they too casual? If so:
4 A carbon tube of nanometer-size
5 A carbon tube of nanometer-scale

I'm sorry that my question in #1 is different to what I wanted to do first. I try once again.
There's a technique to enclose an organic molecule in a carbon tube as small as nanoscale. Especially, its inner space is nanoscale in size (This is what I've forgotten in #1).
